This talk gives an overview of the development of state-of-the-art integrated circuits for ultra-high-bandwidth communication systems using IHP’s SiGe BiCMOS technologies. The 0.25-µm and 0.13-µm SiGe BiCMOS platforms providing high-performance HBTs with fT/fmax of up to 300/500 GHz in CMOS environments are very well suited for broadband and wireless applications toward the THz range. In this talk various broadband circuit development examples for optical communication are presented, such as VCSEL/Mach-Zehnder modulator drivers and transimpedance amplifiers, some of which are monolithically integrated with photonic devices in IHP’s electronic-photonic integrated circuit (ePIC) technology. Moreover high-frequency ICs for wireless communication are presented, including a modular 60-GHz beamforming transceiver for scalable 5G backhaul networks and 240-GHz Tx/Rx circuits for short-range ultra-high-speed communication.
